Hot-electron photocurrent detection of near-infrared light based on ZnO

We demonstrate an unconventional near-infrared photodetector fabricated from a ZnO chip with metallic subwavelength grating structure as contact and optical window, which harvests hot electrons generated by plasmonic resonances introduced incident light. The has strong selection of the polarization light, meaning that detector is naturally polarization-sensitive. In our device, extinction ratio high 64:1, much higher than relying on crystal orientations. Since photoresponse resonance, narrow spectrum linewidth 32.1 nm at 1.201 ?m obtained. By simply changing period, spectral position can be tailored freely within region, i.e., wavelength-selective. Such response not likely to realized conventional semiconductor photodetectors, depend band edge absorption. propose modified Fowler's model, well explains line shape spectra such devices.
